TCAD-Based Analysis on the Impact of AlN Interlayer in Normally-off AlGaN/GaN MISHEMTs with Buried p-Region
International audienceWith the growing demand for more efficient power conversion and silicon reaching its theoretical limit, wide bandgap semiconductor devices are emerging as a potential solution. For instance, Gallium Nitride (GaN)-based high-electron-mobility transistors (HEMTs) are getting more attention, and several structures for the normally off operation have been proposed. Adding an AlN interlayer in conventional AlGaN/GaN normally on HEMT structures is known to enhance the current density. In this work, the effect of an AlN interlayer in the normally off AlGaN/GaN MISHEMT with a buried p-region was investigated using a TCAD simulation from Silvaco. The added AlN interlayer increases the two-dimensional electron gas density, requiring a higher p-doping concentration to achieve the same threshold voltage. The simulation results show that the overall effect is a reduction in the device’s current density and peak transconductance by 21.83% and 44.4%, respectively. Further analysis of the current profile shows that because of the buried p-region and at high gate voltages, the current flows near the AlGaN/GaN interface and along the insulator/AlGaN interface. Ingénierie pédagogique et technologies émergentes : défis et leviers d’action identifiés dans la conception de Jumeaux d’Enseignement Numériques Immersifs et Interactifs
International audienceDigital Educational Twins (DETs) are virtual environments for human learning (VEHLs) that open up new perspectives in educational design, bringing them closer to the professional realities of engineers. The digital twin is a digital replica of an existing industrial or physical object or system, which can be equipped with operating tools to understand, analyze and predict the functioning and control of the real entity. It can become a teaching tool. The integration of JNEs, as a new virtual learning environment, involves pedagogical design work aimed at creating instrumented learning situations. This article focuses on the collaborative pedagogical design work carried out by pedagogical engineers, teacher-researchers and IT developers as part of the JENII project (ANR-21-DMES-0006). The research data are derived from thirteen semi-structured interviews with project participants, three interviews with pedagogical engineers and observation of three pedagogical scenario design meetings using JNEs. The results provide a better understanding of the collaborative design of pedagogical devices, identify new players around the emerging technology of JNEs and highlight levers for action to optimize pedagogical engineering with emerging technologies.Les jumeaux numériques d’enseignement (JNE) sont des environnements virtuels pour l’apprentissage humain (EVAH) qui ouvrent des perspectives en matière de conception pédagogique pour se rapprocher des réalités professionnelles des ingénieurs. Le jumeau numérique est la réplique numérique d'un objet ou d'un système industriel ou physique existant, qui peut être doté d’outils d’exploitation pour comprendre, analyser et prédire le fonctionnement et le pilotage de l’entité réelle. Il peut devenir un instrument pour l’enseignement. L’intégration des JNE, en tant que nouvel environnement virtuel d’apprentissage, engage un travail de conception pédagogique visant la création de situations d’apprentissage instrumentées. L’article porte sur ce travail de conception pédagogique mené de manière collaborative entre des ingénieurs pédagogiques, des enseignants-chercheurs et des développeurs informatiques, dans le cadre du projet JENII (ANR-21-DMES-0006). Les données de recherche sont issues de treize entretiens semi-directifs menés auprès des acteurs du projet, de trois entretiens avec des ingénieurs pédagogiques et de l’observation de trois réunions de conception de scénarios pédagogiques utilisant des JNE. Les résultats permettent de mieux comprendre la conception collaborative de dispositifs pédagogiques, d’identifier les nouveaux acteurs autour de la technologie émergente des JNE et de mettre en lumière les leviers d’action pour optimiser l’ingénierie pédagogique avec des technologies émergentes
Repenser le travail comme lieu d’émancipation
International audienceBased on an ergological investigation conducted in a port enterprise, this article explores the concrete conditions under which emancipation is possible at work. It highlights how workers reinterpret norms, develop adjustments, and generate knowledge rooted in their activity. When acknowledged and shared, these «reserves of alternatives» can support collective transformation. By engaging with the concepts of empowerment, agency, and situated knowledge, the article reaffirms the relevance of emancipation as a framework for understanding work today. It argues that work is not merely a site of constraint and domination, but also one of initiative, political debate, and experimentation. Within this perspective, trade union action reemerges as a vital lever for social transformation, capable of redefining the purposes and forms of work organization around cooperation, democracy, and justice.À partir d’une enquête ergologique dans une entreprise portuaire, cet article explore les conditions concrètes d’une émancipation possible au travail. Il met en évidence la manière dont les travailleurs retravaillent les normes, inventent des ajustements et produisent des savoirs ancrés dans leur activité. Ces « réserves d’alternatives », lorsqu’elles sont reconnues, mises en mots et partagées, peuvent nourrir une dynamique de transformation collective. En articulant les notions d’empowerment, de pouvoir d’agir et d’enracinement, l’article réaffirme la pertinence et l’opérationnalité du concept d’émancipation pour penser le travail aujourd’hui. Il défend l’idée que le travail peut être un espace d’initiative, de débat et d’expérimentation politique. Adaptive resonant piezoelectric shunt using tunable inductance
International audienceResonant piezoelectric shunts are highly eective for reducing vibrations of a structural natural mode. However, they require a fine tuning on the mechanical resonance to ensure that performances are optimal. This paper proposes a novel adaptive resonant piezoelectric shunt circuit and investigates its ability to adjust the value of the inductance. This circuit is thus used to vary the electrical frequency of the shunt and it proposes a robust strategy for vibration mitigation of a linear resonance. The principle involves incorporating a static converter controlled by a pulse-width modulation (PWM) circuit between the piezoelectric patch and the inductance. PWM is performed thanks to four-quadrant switches controlled by a duty ycle. It is demonstrated that the resonance frequency is linearly governed by the duty cycle, with a range extending from zero hertz to the resonance frequency of the initial circuit. After numerical validation of the proposed circuit, experimental validation is performed on an elastic structure where damping is optimized to reduce the amplitude of a linear resonance. In practice, a dead time is required to prevent short-circuiting the blocking capacitor, which limits the extending range to approximately 100 to 200 Hz. Lot-sizing problem under decision-dependent uncertainty: A probing-enhanced stochastic programming approach
International audienceWe address the Multi-Item Capacitated Lot-Sizing Problem (MCLSP) under decision-dependent uncertainty through a new probing-enhanced stochastic programming framework. In this setting, the demand is strongly correlated with another random vector and the decision-maker can strategically acquire partial information about uncertain demand by selecting component of the correlated random vector to probe, conditioning production decisions on observed covariates. This approach generalizes classical stochastic models by embedding endogenous information acquisition within a three-stage optimization framework. We introduce a compact reformulation that eliminates traditional non-anticipativity constraints, resulting in a stronger linear relaxation and improved computational tractability. We extend classical inequalities to the decision-dependent setting and introduce a new class of value-function-based inequalities that strengthen the LP relaxation by capturing the structural relationship between probing and expected recourse costs. These enhancements are embedded within a branch-and-cut algorithm, which also integrates a primal heuristic to accelerate convergence. Computational experiments demonstrate the effectiveness of our proposed methodology. The new formulation together with value-function inequalities consistently outperforms classical approaches, reducing optimality gaps by up to 85%. The full-featured branch-and-cut algorithm achieves optimality gaps below 1.5% on average, even under tight capacity constraints and large scenario sets. These results highlight the critical role of structured reformulation, valid inequalities, and heuristic guidance in solving complex decision-dependent stochastic programs. Our findings display the value of proactive information acquisition and offer scalable tools for production planning under uncertainty
Étude et conception d’un capteur résonnant différentiel à double cavité pour des petits échantillons liquides
International audienceCe papier a pour objet le développement et la caractérisation d’un capteur RF différentiel pour la caractérisation de petits volumes d’échantillons liquides. La structure proposée est constituée d’une ligne micro-ruban associée à deux résonateurs dimensionnés pour une résonance à vide à 1,89 GHz. Les résultats de mesure prouvent la sensibilité du capteur aux liquides étudiés et montre la flexibilité de son utilisation grâce à la présence de deux cavités par résonateur
