Channel doping concentration and cell program state dependence on random telegraph noise spatial and statistical distribution in 30 nm NAND flash memory
No full textThe dependence of spatial and statistical distribution of random telegraph noise (RTN) in a 30 nm NAND flash memory on channel doping concentration N-A and cell program state V-th is comprehensively investigated using three-dimensional Monte Carlo device simulation considering random dopant fluctuation (RDF). It is found that single trap RTN amplitude Delta V-th is larger at the center of the channel region in the NAND flash memory, which is closer to the jellium (uniform) doping results since N-A is relatively low to suppress junction leakage current. In addition, Delta V-th peak at the center of the channel decreases in the higher V-th state due to the current concentration at the shallow trench isolation (STI) edges induced by the high vertical electrical field through the fringing capacitance between the channel and control gate. In such cases, Delta V-th distribution slope. cannot be determined by only considering RDF and single trap. 数学的なプロセスに基づく学力の評価に関する研究 : 「思考力・判断力・表現力等」に関する評価枠組みの提案
No full text本研究では，数学的に考える資質・能力の「思考力・判断力・表現力等」を数学的なプロセスに基づいて評価するために，評価の枠組みとして何が必要とされるかについて，全国学力・学習状況調査の「活用」の問題の枠組み（中学校）及び「算数・数学の問題発見・解決の過程」の特徴に基づいて考察した．その結果， 評価の枠組みでは，「数学化」，「問題解決」，「解釈」に関して，現実の世界と数学の世界それぞれに特有な数学的なプロセスが顕在化されるとともに，２つの世界に跨がる数学的なプロセスが顕在化されることが必要であることを示した．Article春期研究大会論文集. 5:139-144 (2017)journal articl
