Influence of GaN Cap Layer on Enhancement Mode AlGaN/GaN HEMT Device Using TCAD Simulations

So, to make it Normally off we have used Nitrogen ion implantation for the Enhancement mode device. Transport and Range of Ions in Matter (TRIM) software is used to determine the total vacancies
profile. The output of TRIM simulation profile is given as input to the Sentaurus.The total doping profile of the device through a cross-section tool of Sentaurus platform and the total doping profile of a TRIM simulations in good agreement. This comparison has proven that the simulated device is realistic, and the electrical characteristics are true.
This work shows an optimized GaN HEMT device using Synopsys Sentaurus TCAD simulations. Generally, GaN is a D-mode device, but it is not safe to use D-mode device, so we introduced a nitrogen implanted technique to make the device from normally on to normally off. By altering the GaN cap layer thickness the optimized
GaN device is obtained. Breakdown behaviour is dependent on the cap layer thickness we observed the breakdown voltage increment from 159V to 720V by changing the cap layer thickness from 0nm to 2nm. The electron density is increased by increasing GaN cap layer thickness from 0nm to 2nm which in return helps to increase the drain current from 1.11 × 10-05 A/mm to 1.99 × 10-02 A/mm. The gate leakage current is decreased to 5.35 × 10-11 A/mm from 1.07 × 10-08 A/mm. The better device performance is achieved by altering the GaN cap thickness from 0 nm to 2 nm
The Relationship between Consumers' Cognition of Humane Feeding of Laying Hens, Consumption Value and Purchase Intention
[[abstract]]近年來隨著我國蛋荒與毒雞蛋事件發生,民眾對雞蛋的品質與價格的意識日漸提升與重視且消費意識與人道主義興起,消費者也隨之關注蛋雞飼養方式與環境;另因為國人平均壽命延長,對飲食健康及安全?為重視,故更加願意嘗試購買友善飼養雞蛋。因此,本研究旨在探討消費者對人道飼養認知、消費價值與購買意願之間的關係。
本研究主要研究對象為居住在臺灣且具有消費能力之民眾,有效問卷355份;本研究以SPSS20進行統計分析,主要的分析方法有敘述性統計分析、因素分析、信度分析、相關分析、獨立樣本T檢定、單因子變異數分析,最後本研究結果顯示,人道飼養認知對消費價值有顯著正向影響;人道飼養認知對購買意願有顯著正向影響;消費價值對購買意願有顯著正向影響;人道飼養認知與消費價值對購買意願皆是正向影響,其中人道飼養認知對購買意願無明顯影響;消費價值對購買意願有顯著性影響。本研究結果期盼能作為雞農推動友善飼養之參考。[[abstract]]In recent years, with the occurrence of egg shortage and poisoned eggs in China, the public's awareness of the quality and price of eggs has become increasingly increased and valued, and consumer awareness and humanitarianism have risen It also pays attention to the way of raising laying hens and the environment; In addition, because the average life expectancy of Chinese people is longer, they pay more attention to the health and safety of diet, so they are more willing to try to buy friendly eggs. 後疫情時代支持學生進行VR內容共創學習活動之活動設計、腳本研發與成效評估
[[abstract]]本計畫針對學生共同創作虛擬實境(VR)學習內容與體驗的學習,以後設分析找出影響VR合作學習的關鍵因子,發展有效的活動設計與合作腳本,可擴充VR學習、合作學習、與電腦支援合作學習腳本的學理觀點。因應未來疫情的不確定性,本計畫另研發支援學生遠距共創VR內容的學習活動之合作腳本,並以實徵研究驗證此腳本與面對面合作腳本的效果,為後疫情時代同時準備實體課堂和遠距協作的輔助。對於VR裝置因個人使用侷限而往往不敷使用的教學現場,本計畫針對目前VR內容共創學習活動鮮少注重或強化的合作部分,提出有效的活動設計以及面對面與遠距的合作腳本輔助。本計畫的執行將為VR學習擴展至合作學習的範疇奠下基礎。 [[note]]科技部[[note]]2021-11-01~2023-10-3
