Accelerated thermal degradation testing of GAN HEMTs under high-temperature stress
Gallium Nitride (GaN) high-electron-mobility transistors (HEMTs) are having increased applications in high-power and high-frequency conversion areas due to their superior switching speed, high breakdown voltage, and low conduction losses. Despite their advantages, GaN HEMTs are prone to performance degradation when exposed to elevated temperatures and electrical stress over long durations. This study aims to investigate the degradation behavior of commercial EPC90122 GaN HEMT devices under controlled high-temperature operating conditions. Accelerated degradation testing is conducted by heating the devices within a thermal chamber at 150 °C under high-current stress. An external circuit is connected to the switch node of the HEMT device to record on-state drain-source voltage, VDS (on), across a shunt resistor and the corresponding drain current, enabling the calculation of on-state drain-source resistance, RDS (on), throughout the stress period using offline measurement methods. The observed 10–25% increase in RDS (on) indicates progressive degradation likely associated with charge trapping and thermally induced mobility reduction. Results show that RDS (on) is a meaningful degradation indicator, supporting both reliability assessment and the development of prognostics and health management strategies for GaN power devices. The measurement approach allows researchers to continuously track the device health without applying intrusive and destructive test configurations. The findings and methodology also establish the foundation for future remaining useful life prediction and data driven prognostics model development, guiding the design of more robust GaN-based power electronics with improved thermal management and reliability margins.Submission original under an indefinite embargo labeled 'Open Access'. A data-driven crop model for maize yield prediction
Accurate estimation of crop yield predictions is of great importance for food security under the impact of climate change. We propose a data-driven crop model that combines the knowledge advantage of process-based modeling and the computational advantage of data-driven modeling. The proposed model tracks the daily biomass accumulation process during the maize growing season and uses daily produced biomass to estimate the final grain yield. Computational studies using crop yield, field location, genotype and corresponding environmental data were conducted in the US Corn Belt region from 1981 to 2020. The results suggest that the proposed model can achieve an accurate prediction performance with a 7.16% relative root-mean-square-error of average yield in 2020 and provide scientifically explainable results. The model also demonstrates its ability to detect and separate interactions between genotypic parameters and environmental variables. Additionally, this study demonstrates the potential value of the proposed model in helping farmers achieve higher yields by optimizing seed selection.This article is published as Chang, Yanbin, Jeremy Latham, Mark Licht, and Lizhi Wang. Catalyst-free photocyclopropanation of dibromomalonates with alkenes: an approach to multisubstituted cyclopropanes
We report herein a novel photocyclopropanation of dibromomalonates with alkenes in the presence of Hünig base. This protocol provides an environmentally benign approach for the synthesis of multisubstituted cyclopropanes, since no catalyst is required. The Photo-induced Electron Transfer (PET) from Hünig base to dibromomalonate is the key process during this transformation
