Modekopplung, dynamische und nichtlineare Eigenschaften der MOVPE-gewachsenen Quantenpunkt- und Quantenfaden-Halbleiterlasern
Die eingereichte Arbeit untersucht die Eigenschaften von auf InP basierenden optischen Quantenpunkt- (quantum dot, QDot) und Quantenfaden (QDash)- Halbleiterlasern. Der erste Teil der Arbeit widmet sich den Grundlagen und Vorteilen der QDot/QDash Laser. Im zweiten Teil der Arbeit wird die Herstellung und Entwicklung der QDot/QDash Laser gezeigt.
Der dritte Teil der Arbeit widmet sich den systematischen Experimenten der QDot/QDash Einsektions- und Zweisektions- (modegekoppelter-) Lasern. Erstmalig wird demonstriert, dass die MOVPE-gewachsenen passiv modegekoppelter QDot Laser Ex-Facette optische Pulse mit Halbertsbreiten im ps Bereich und Pulsewiederholfrequenz von ~33 GHz emitieren. Die Modenkopplungsfrequenz der passiven modegekoppelten Laser kann in 300-400 MHz Bereich angepasst werden, wobei in Einsektions modegekoppelten Lasern die Modenkopplungsfrequenz 10-fach weniger abstimmbar ist. Die Einsektions modegekoppelten QDot/Qdash Laser zeigen ein erheblich geringeres Zeit-Bandbreiten-Produkt und ein auf Autokorrelations-Messung basierendes Lorentzprofil des Pulses. Die Einsektions modegekoppelten Laser zeigen keine Ex-Facette Pulseemission und somit ist eine externe Komprimierung des Pulses erforderlich. Die Messung der Pulsform und Pulsphase der Einsektions modegekoppelten QDot/Qdash Laser mittels eines FROG Aufbaus (Frequenzaufgelösten Autokorrelation) zeigt einen nonlinearen Chirp und Intensiäts-Oszillationen. Zusammengefast, Qdot aund Qdash basierte passiv Zweisektionsslaser weisen gleiche Modekopplungs- und dynamische Eigenschaften auf. Im Gegensatz dazu, zeigen Einsektionsmodegekoppelte QDot/Qdash Laser zeigen unterschiedliche dynamische Eigenschaften; Grund dafür ist die Konkurenz zwischen sog. Supermode.
Im vierten Teil der Arbeit wird Vierwellenmischung basierte Wellenlängenkonversion in der Kavität der Qdot und Qdash Laser untersucht. 1490-µm lange Qdash Laser demonstrieren eine normalisierte Konversionseffizienz von -18.6 dB mit einem Signal-zu-Rausch-Verhältnis von 37 dB und 3 THz Frequenzverstimmung, wobei 1250-µm lange Qdot laser 12 dB und 14.7 dB niedrigere Konversionseffizienz und Signal-zu-Rausch-Verhältnis aufweisen. Der Grund dafür ist, dass Vierwellenmischung in Qdash Laser von Zwei-Photonen-Absorption, einer schnellen Sättigung des Gewinns und erhöhter Ladungsträgermodulation profitieren kann. Im Vergleich mit Qdot Laser, eignen Qdash basierte Laser sich daher besonders für effiziente Vierwellenmischung.
Im fünften Teil der Arbeit wurden dynamische Eigenschaften von Qdot/Qdash Lasern mit kurzen Kavitätslängen unter Klein-/Grosssignal Modulation untersucht. Qdot Laser stellen höheren D-faktor bei niedrigerem Strom dar, was bedeutet, dass Qdot Laser eine höhere Resonanzfrequenz und Sätigung der -3 dB Modulationsbandbreite bei niedrigem Strom bieten. Das Merkmal kann in Konzepte für energieeffiziente Laserquellen nützlich sein. Im Vergleich mit Qdash Laser, demonstrieren Qdot Laser stärkere Dämpfung der Resonanzoszillationen aufgrund starker Verstärkungskompression. Qdot Laser besitzen eine -3 dB Bandbreite von 8.1 GHz und ermöglichen eine fehlerfreie Übertragung und Detektion von intensitätsmodulierten Signalen (OOK) mit einer Rate bis zu 22.5 Gbit/s. Qdash Laser bieten gleiche -3 dB Bandbreite aber bei mind. zweimal grösserem Strom, und OOK fehlerfreie Übertragung mit einer Rate bis zu 17.5 Gbit/s mit Potenzial bis zu 20 Gbit/s. Wärmeableitung-zu-Bitraten-Verhältnis ist 8 bzw. 11 pJ/bit für Qdot bzw. Qdash Laser. Ein optimierter Laser Chip Aufbau reduziert Parasitäreffekte und Aufwärmung des Lasers, dadurch können Energieeffizienz bzw. dynamische Eigenschaften verbessert werden.This thesis focuses on the study of novel InAs quantum dot (QDot) and quantum dash (QDash) structures based lasers grown on InP substrates. It firstly covers device fabrication and processing, as well as the static characterization. Systematic investigation of passively mode-locked two-section lasers and single-section mode-locked lasers based on QDot and QDash active material is presented. For the first time to our knowledge, we demonstrate ps range ex-facet pulse emission from MOVPE-grown InP/InAs QDot passively mode-locked two-section laser at ~33 GHz repetition frequency. The mode-locking frequency of QDot and QDash passively mode-locked two-section lasers can be tuned in a range of 300–400 MHz, whereas single-section mode-locked lasers allow a factor of 10 lower frequency tunability. Regarding pulse characteristics, we observe significantly lower time-bandwidth product for single-section mode-locked lasers and Lorentzian shaped pulse emission, nevertheless single-section mode-locked lasers do not exhibit ex-facet pulse emission and thus are subject to external compression. FROG-measurements reveal the presence of the non-linear chirp component and intensity oscillations on the leading edge of the optical pulses both in QDot and in QDash single-section mode-locked lasers. To summarize, QDot and QDash passively mode-locked two-section lasers demonstrate close mode-locking properties and dynamics, while some difference between mode-locking dynamics is observed between their single-section mode-locked counterparts mainly related to the artifacts of supermodes competition. Discussing intracavity based four-wave mixing frequency conversion, we report on the large normalized conversion efficiency of -18.6 dB, OSNR of 37 dB, and a frequency detunings up to 3 THz 1490 µm-long InP/InAs quantum-dash lasers operating at 1550 nm under dual-mode optical injection. We observe a larger conversion efficiency for 1490 µm-long QDash devices in comparison to 1250 µm-long QDot lasers, fabricated by the same growth and processing techniques. QDot devices with delta-function DOS show a four times lower third-order optical susceptibility, a 12 dB-lower normalized conversion efficiency and 14.7 dB-lower optical signal-to-noise ratio. The analysis confirms that such a difference is not only due to the cavity length but also to additive contributions to the gain such as TPA, faster gain saturation, and enhanced modulation of carrier populations. Our results unveil which structural approach must be followed in realization of lasers for efficient nondegenerate four-wave mixing based wavelength conversion. Finally, we have compared dynamic properties of short-cavity quantum-dot and quantum-dash lasers under small-and large-signal operation. We observed a larger D–factor for quantum-dot lasers, which implies a larger resonance frequency at lower bias current, and a saturation of the modulation bandwidth at lower bias levels. This feature can be useful in concepts for energy efficient laser sources. Larger gain compression is the reason for the overdamped resonance frequency peak in quantum-dot lasers, whereas moderate damping is observed in quantum-dash devices. We have shown 8.1 GHz modulation and error-free 22.5 Gbit/s large signal modulation for InP/InAs quantum-dot lasers. Quantum-dash show similar small signal modulation bandwidths, though at significantly higher injection currents and a bit rate of 17.5 Gbit/s (error-free) with potential for 20 Gbit/s. Dissipated heat-to-bit rate ratios are as low as 8 and 11 pJ/bit for quantum-dot and quantum-dash lasers, respectively. It is important to note that parasitics and heating effects can be strongly reduced for the present devices in the future by means of optimized laser chip and mounting leading to further improved dynamic properties of the lasers.EC/FP7/264687/EU/Postgraduate Research on Photonics as an Enabling Technology/PROPHE
Nouveaux dispositifs optiques basés sur une physique non hermitienne
Le sujet de cette thèse de doctorat est le développement d'un nouveau concept de sources optiques exploitant le concept de la physique Hon-Herimienne. A cette fin, deux nouvelles approches dans le formalisme non-Hermitien pour réaliser des lasers mono-fréquence ont été proposées et démontrées dans ce travail. La première démonstration a consisté à appliquer le concept de symétrie Parité-Temps à la plate-forme des lasers à rétroaction distribuée à réseau de Bragg à couplage complexe du premier ordre. Un seuil plus bas et une puissance de sortie plus élevée, ainsi que des lasers à mono-fréquence plus stables, ont été obtenus par rapport aux travaux précédents avec un réseau à symétrie Parité-Temps fonctionnant au troisième ordre. Un comportement asymétrique de la résistance à la rétroaction externe par au déphasage entre la modulation de partie réelle et imaginaire du réseau à symétrie Parité-Temps a été observé. Un concept complémentaire, toujours basé sur le formalisme non Hermitien, exploitant la modulation du gain-pertes à l'aide d'un réseau à métamatériaux pour réaliser des lasers mono- fréquence a été démontré expérimentalement pour une longueur d'onde de travail de 1,55 µm. Une émission laser mono-fréquence robuste, avec un SMSR de 70 dB, a été obtenue. Le concept de physique non-Hermitienne a également été appliqué à l'étude d'une opération de détection optimale utilisant des métasurfaces à résonance de Fano. Le contrôle de l'asymétrie et de la largeur spectrale de la résonance de Fano obtenu en naviguant entre les conditions de mode sombre et les points exceptionnels a été démontré. Les opérations optimales avec des métasurfaces à couche unique et à double couches ont été discutées. L'introduction de la troisième dimension dans le système permet à la métasurface à double couches de manipuler la réponse spectrale avec une plus grande souplesse. De nouvelles caractéristiques supplémentaires entraînant une résonance de Fano de type falaise ont été obtenues dans le cas d'une métasurface bicouches identiques avec une longueur de cavité très inférieure à la longueur d'onde. En outre, les mécanismes d'accordabilité basés sur la variation du gain ou des pertes dans ces types de systèmes ont été discutés. Les conditions requises pour atteindre le régime de superdiffusion correspondant au seuil d'émission laser ont été établies.The subject of this PhD thesis is the development of a new concept of optical sources exploiting the concept of Hon-Herimian physics. To this end, two new approaches in the non-Hermitian formalism for achieving single-frequency lasers have been proposed and demonstrated in this work. The first demonstration involved applying the concept of PT symmetry to the platform of first-order complex coupled Bragg grating distributed feedback lasers. Lower threshold and higher output power, as well as more stable single-frequency lasers, were achieved compared to previous work with a PT-symmetric grating operating at third order. An asymmetrical behavior of the external feedback resistance with respect to the phase arrangement modulation for the real and imaginary parts of the PT-symmetrical grating was observed. A complementary concept, still based on the non-Hermitian formalism, exploiting gain-loss modulation using metamaterial gratings to realize single-frequency lasing was experimentally demonstrated at a working wavelength of 1.55 µm. A robust single-frequency laser emission, with an SMSR of 70 dB, was obtained. The concept of non-Hermitian physics has also been applied to the study of optimal detection operation using Fano resonant metasurfaces. The control of Fano resonance asymmetry and sharpness obtained by navigating between dark mode conditions and exceptional points have been demonstrated. Optimal operations with single-layer and double-layer metasurfaces were discussed. The introduction of the third dimension into the system allows greater flexibility for the double-layer metasurface to manipulate the spectral response. New additional features resulting in cliff-like Fano resonance have been obtained in the case of an identical double-layer metasurface with deep sub-wavelength cavity length. In addition, tunability mechanisms based on the variation of gain or loss in such types of system have been discussed. The conditions required to reach the superdiffusion regime corresponding to the lasing threshold have been established
Semiconductor mode locked laser for ultrafast optical telecommunication network
Ce travail de thèse porte sur l'étude des performances des lasers à base de bâtonnets quantiques en régime de verrouillage de modes passif dans différentes configurations: laser à deux sections (une section de gaine et une section à absorbant saturable) et laser autopulsant constitué d'une seule section de gain. Nous nous intéresserons tout particulièrement au bruit de phase et à la gigue temporelle des impulsions, caractéristiques limitantes pour les applications faible gigue telles que la récupération d'horloge tout-optique ou la génération de porteuses optiques micro-ondes et millimétriques. Une technique de stabilisation optique permettant de réduire cette gigue temporelle est mise en oeuvre dans ces travaux. Nous présentons également la génération d'impulsions sub-picosecondes à des fréquences de répétition supérieures à 300 GHz à l'aide de lasers autopulsants.This PhD thesis deals with the study of passive quantum-dash-based mode locked laser in different configurations: 2-section device (one gain section and one saturable absorber section) and self pulsating laser using a single section device.We have assessed in particular phase noise and timing jitter in optical pulses. The latter is very important for low jitter applications as ail optical clock recovery and millimeter wave generation. Stabilization technique based on optical feedback has been applied to reduce the timing jitter. Moreover, we present passive mode locked operation of a self-pulsating quantum dash Fabry-Perot laser diode at arepetition rate over 300 GHz
Study and fabrication of InP integrated photonic sources for high bit rate telecom applications at 1.55µm
Les formats de modulation avancés, codant l’information sur la phase, la polarisation ou plusieurs niveaux d’amplitude de la lumière reçoivent aujourd’hui un intérêt croissant. En effet, ceux-ci permettent d’atteindre une meilleure efficacité spectrale et par conséquent des débits plus élevés. Ces caractéristiques sont actuellement très recherchées dans les télécommunications pour répondre à la demande constante d’augmentation de capacité des transmissions optiques fibrées. L’essentiel du travail effectué porte sur la génération de tels signaux dans des sources photoniques monolithiques sur InP faisant appel à un concept nouveau de commutation de phases optiques préfixées avec des modulateurs électro-absorbants. Une comparaison de notre technologie intégrée avec la technologie actuelle de génération de formats de modulation avancés démontre des possibilités nouvelles de réduction de taille, de diminution de consommation énergétique et d’évolution en vitesse de modulation jusqu’à 56 GBauds. Suite à la validation, par simulations, d’architectures de transmetteurs spécifiques pour la génération de formats de modulation avancés, nous réalisons en salle blanche les circuits photoniques intégrés d’étude. Les caractérisations statiques confirment le fonctionnement de toutes les fonctions intégrées des circuits et soulignent l’efficacité de la filière technologique. Pour une première démonstration de fonctionnalité nous choisissons un transmetteur BPSK capable de générer une modulation de phase à 12,4 GB. Ce résultat démontre la plus petite source intégrée BPSK à l’heure actuelle. Un autre circuit capable de générer des formats de modulation plus complexes est aussi caractériséAdvanced modulation formats, encoding data on the phase, polarization or multi-level intensity of the light are currently a hot topic in the telecommunication domain. By using them, high spectral efficiency and therefore higher bit rate signals could be generated. Those characteristics are really attractive for the telecommunication systems manufacturers in order to answer to the constant need of increased bandwidth in fiber optic communications. The study of advanced modulation formats generation in Photonic Integrated Circuits (PICs) based on a new concept of preset phases switching by Electro-Absorption Modulators is the main task of the current work. Compared to the actual technology used for generate advanced modulations, our choice could allow a strong reduction of the dimensions and of the energy consumption of the transmitter as well as bit rate up to 56 GB. After validating specific transmitters’ architectures by simulations, we fabricated the studied photonic integrated circuits in clean room. Through static characterizations, we verify that all integrated functions of the transmitters are working and we show the efficiency of our technological choices. Using the available equipments at the lab, we prove the validity of our concept of EAM based phase switching by using a BPSK transmitter. A 12.4 GB BPSK modulation is obtained as well as a wide open eye diagram. This result demonstrates the smallest BPSK integrated photonic source at this time. Going Beyond Counting First Authors in Author Co-citation Analysis
The present study examines one of the fundamental aspects of author co-citation analysis (ACA) - the way co-citation
counts are defined. Co-citation counting provides the data on which all subsequent statistical analyses and mappings
are based, and we compare ACA results based on two different types of co-citation counting - the traditional type that
only counts the first one among a cited work's authors on the one hand and a non-traditional type that takes into
account the first 5 authors of a cited work on the other hand. Results indicate that the picture produced through this non-traditional author co-citation counting contains more coherent author groups and is therefore considerably clearer. However, this picture represents fewer specialties in the research field being studied than that produced through the traditional first-author co-citation counting when the same number of top-ranked authors is selected and analyzed. Variations on the Author
“Variations on the Author” discusses two of Eduardo Coutinho’s recent films (Um Dia na Vida, from 2010, and Últimas Conversas, posthumously released in 2015) and their contribution to the general question of documentary authorship. The director’s filmography is characterized by a consistent yet self-effacing form of authorial self-inscription: Coutinho often features as an interviewer that rather than express opinions propels discourses; an interviewer that is good at listening. This mode of self-inscription characterizes him as an author who is not expressive but who is nonetheless markedly present on the screen. In Um Dia na Vida, however, Coutinho is completely absent form the image, while Últimas Conversas, on the contrary, includes a confessional prologue that moves the director from the margins to the center of his films. This article examines the ways in which these works stand out in the filmography of a director who offers new insights into the notion of cinematic authorship
Mode locked lasers for telecom applications.
Ce travail de thèse porte sur l’étude des lasers à verrouillage de modes à bâtonnets quantiques (MLL QD) sur le système de matériau InAs/InP en vue de leur utilisation pour les applications télécoms. Contrairement aux lasers à deux sections, nous exploitons, tout au long de cette thèse, le phénomène du mélange à quatre-ondes qui est à l’origine du verrouillage de modes dans ces structures. Une analyse du « chirp » des impulsions générées par ce type de lasers, ainsi qu’une étude théorique et expérimentale pour le compenser, ont été décrites. En particulier, nous démontrons la compensation du « chirp » linéaire par un filtrage et par une fibre présentant une dispersion adéquate. D’autre part, une compensation du « chirp » d’ordre supérieur est possible en utilisant une fibre à dispersion spécifique. Une étude a été consacrée à la gigue temporelle, un autre paramètre crucial pour la plupart des applications utilisant les MLLs QD. Dans une première étape, nous avons mis en œuvre une technique de mesure par cross-corrélation optique pour caractériser la gigue temporelle des MLLs à haute fréquence de répétition. Contrairement à la technique de mesure par analyse spectrale, celle-ci permet d’effectuer des mesures à des fréquences de répétitions supérieures à 50 GHz et sur une plage de fréquence allant de presque 0 Hz à quelques centaines de MHz. Ensuite, nous avons caractérisé des diodes lasers présentant une largeur de raie RF record d’une valeur de 850 Hz. Une valeur de gigue de 500 fs a été mesurée sur la bande de fréquence [150 kHz-320 MHz]. Cette valeur correspond à une amélioration d’un facteur 25 par rapport à la valeur mesurée sur une structure à base de puits quantiques pour les mêmes bornes d’intégration. Nous avons également présenté une étude de la réduction du bruit de phase des MLLs basée sur l’effet de la réinjection optique. Nous avons ainsi obtenu une amélioration du niveau de bruit de phase d’un facteur supérieur à 15 dB par rapport à la technique optoélectronique standard. Ces résultats mettent en évidence le potentiel des MLL QD pour la génération des impulsions à très faibles gigue temporelle et ouvrent la voie pour la conception des oscillateurs tout-optiques à faible bruit de phase. Enfin, nous présentons la génération d’un peigne de fréquences WDM en utilisant un MLL QD. En utilisant une telle source, nous avons démontré une transmission canal par canal sur une distance de 50 km de fibre SMF à un débit de 10 Gbit/s. Ce résultat de toute première importance permet d’envisager l’utilisation des MLLs QD pour la transmission WDMThis PhD thesis deals with the integration of InP based quantum dash mode locked lasers for use in optical communication systems and microwave optoelectronic applications. The properties of pulse and characterization methods are described as well as requirements for application in communication systems. Experimental and analytic method for pulse “chirp” characterization and compensation are also discussed. In particular, we demonstrate that high order dispersion can be compensated using specific fibre length. The characterization of quantum dash based mode locked lasers, has shown their potential to generate high spectral purity self-pulsating signals, with state-of-the-art spectral linewidth of ~ 850 Hz. Especially, the importance of, and way to reduce high-frequency jitter is discussed. Indeed, a novel method for measurement of high-frequency jitter based on optical cross-correlation technique is implemented. Systematic investigation of 10 GHz passively mode locked laser based on InAs/InP quantum dashes emitting at 1.55 µm have demonstrated a reduced value of timing jitter of 500 fs in the 150 kHz – 320 MHz frequency range. Compared to typical passively mode-locked quantum well laser which exhibit timing jitter in the range 12 ps (150 kHz – 50 MHz), our device demonstrates an approximately 25 times improvement in timing jitter. Concerning microwave optoelectronic applications, we demonstrate that a low phase noise oscillator can be obtained using a QD MLL integrated in an optical self injection loop without any opto-electronic or electro-optic conversion. A significant reduction of the -3 dB linewedith as low as 200Hz was obtained thanks to optimised tuning of the optical external cavity length. The phase noise has been reduced from -75dBc/Hz to a level as low as -105dBc/Hz at an offset of 100kHz. This yields to ultra low timing jitter and shows the potential to fabricate simple, and yet low noise oscillators based on semiconductor lasers without any high frequency electronics, photodetector or modulator. Finally, we report, for the first time, error-free transmission of 8 WDM channels over 50 km long single mode fiber at 10 Gbit/s using comb-generation in a quantum dash based mode locked laser. Such good performance paves the way for the use of mode locked-lasers in WDM transmission and allows considering such a solution in an integrated WDM transceive
Appropriate Similarity Measures for Author Cocitation Analysis
We provide a number of new insights into the methodological discussion about author cocitation analysis. We first argue that the use of the Pearson correlation for measuring the similarity between authors’ cocitation profiles is not very satisfactory. We then discuss what kind of similarity measures may be used as an alternative to the Pearson correlation. We consider three similarity measures in particular. One is the well-known cosine. The other two similarity measures have not been used before in the bibliometric literature. Phonon scattering by impurities in semiconductors
Thermal conductivity measurements have been used to study the low lying energy levels of Cr ions in GaAs. Strong resonant phonon scattering was observed in semi-insulating (SI) and p-type samples, which is attributed to Cr 2+ or Cr 3+ ions, while the scattering in the n-type samples additional to that in undoped material was very small. From the computer fits of the thermal conductivity, zero-field ground state splittings have been deduced. A splitting at ~ 23 cm -1 is attributed to Cr 3+ ions, others at ~ 0.7 cm and 4.9 cm are due to Cr 2+.
The phonon scattering in the n-type samples did not show any magnetic field dependence while big effects were observed in SI and p-type ones. This seems consistent with the results of the zero-field work.
The effect of uniaxial stress on the phonon scattering has been measured in the temperature range ~2-15 K. Again no effects were seen in n-type material. The results for SI and p-type material are interpreted in terms of a static Jahn-Tellereffect of Cr 2+ ions.
A preliminary investigation was made of the effect on the phonon scattering of sub-band-gap illumination. In an-type sample, the decay in the increase in the thermal resistivity produced by photoexcitation showed two parts. The first part with a characteristic time of ~ 1 hour is attributed to electron-capture at Cr 2+ ions. The second decay was very slow (persistent) with a characteristic time T » 10 5 s. This effect has tentatively been attributed to the occurrence of large lattice relaxation.
The phonon scattering by the Cr ions is found to be consistent with the 'double acceptor' model for Cr in GaAs. Another model where er can act as a hole trap is discussed.
Finally the effect of high magnetic fields on the thermal conductivity of acceptors in Ge was measured. From this and previous results, the g-values describing the ra8 ground state were found to be much lower than the predicted ones.
A Thermally Detected EPR apparatus was designed and constructed in an attempt to check on the ground state structure of p-Ge and also p-Si but no results were obtained. This is believed to be due to the very large line widths resulting from strain splitting of the ra8 ground state
