Fabrication and characterisation of novel Ge MOSFETs
As high-k dielectrics are introduced into commercial Si CMOS (Complimentary Metal Oxide Semiconductor) microelectronics, the 40 year channel/dielectric partnership of Si/SiO2 is ended and the door opened for silicon to be replaced as the active channel material in MOSFETs (Metal Oxide Semiconductor Field Effect Transistor). Germanium is a good candidate as it has higher bulk carrier mobilities than silicon. In addition, Si and Ge form a thermodynamically stable SiGe alloy of any composition, allowing Ge to be implemented as a thin layer on the surface of a standard Si substrate. This thesis is a practical investigation on several aspects of Ge CMOS technology.
High-k dielectric Ge p-MOSFETs are electrically characterised. A large variation in interface state densities is demonstrated to be responsible for a threshold voltage shift and this is proportional to reciprocal peak mobility due to the Coulomb scattering of carriers by charged states. A theoretical mobility is fitted to that measured at 4.2 K and confirms that interface states are the main source of interface charged impurities.
The model demonstrates a reduction in the interface charged impurity density in p-MOSFETs that underwent a PMA (Post Metallisation Anneal) in hydrogen atmosphere and that the anneal also reduces the RMS (Root Mean Square) dielectric/semiconductor interface roughness, from an average of 0.60 nm to 0.48 nm.
High-k strained Ge p-MOSFETs are electrically characterised and have peak mobilities at 300 K (470 cm2 V-1 s-1) and 4.2 K (1780 cm2 V-1 s-1) far in excess of those measured for the unstrained Ge p-MOSFETs (285 cm2 V-1 s-1,785 cm2 V-1 s-1 respectively). Strained Ge n-MOSFETs perform significantly worse than standard Si P, - MOSFETs primarily due to a high source/drain resistance.
A 10 nm thick SiGe-01 (On Insulator) layer with a Ge composition of 58% is obtained from a 55 nm Si0_88Ge1o2. initial layer on 100 nm Si-Ol substrate via the germanium condensation technique. For the first time, germanium is demonstrated to diffuse through the BOX (Buried OXide) during Ge-condensation and into the underlying Si substrate. An order of magnitude increase in the calculated ITOX (Internal Thermal OXidation) rate of the BOX in the final stages of Ge-condensation is hypothesised to be responsible for stopping this diffusion

Feng Shui and Sustainability
Sustainable Built Environments Senior Capstone ProjectFeng Shui, as ancient environmental art and science, provides a significant reference for many East Asians to choose the living environment and building environment. Nowadays, the concept of Feng Shui has gradually been introduced to some western countries. And some experts have found that the traditional Chinese Feng Shui theory is similar to the western concept of sustainable development in many ways (Mak and Ge, 2013). It can be seen from the analysis results of the building cases; the western sustainable design perspective focuses more on the physical characteristics of the building. However, the focus of Chinese Feng Shui is on the exterior and interior of the building space, and the connection between people and the surrounding living environment (Mak and Ge, 2010). Today’s interpretation of Feng Shui principles has incorporated Western concepts of sustainability, but some of these effects are difficult to measure (Mak and Ge, 2010). This situation also shows that if architects can consider the concept of Feng Shui when designing buildings, and combine it with Western sustainable design concepts, it will be conducive to enhancing the development and application of sustainability. Therefore, scientific research on Feng Shui and how to integrate it with the western concept of sustainable development requires more studies.This item is part of the Sustainable Built Environments collection. Two new species and two new combinations within Paleosepharia (Coleoptera, Chrysomelidae, Galerucinae) from China
In this study, two new species of the leaf-beetle genus Paleosepharia Laboissière, 1936 from China are described: P. subrubra Feng, Yang & Ge, sp. nov. and P. emeiensis Feng, Yang & Ge, sp. nov. Meanwhile, Paleosepharia truncata Laboissière, 1936 is first recorded for China. Additionally, Monolepta bicavipennis Chen, 1942 and Monolepta quadricavata Chen, 1976 are redescribed and proposed as new combinations under Paleosepharia. A key to the Chinese species of Paleosepharia is also provided
Online public opinion prediction based on a novel conformable fractional discrete grey model
Purpose: As social networks have developed to be a ubiquitous platform of public opinion spreading, it becomes more and more crucial for maintaining social security and stability by accurately predicting various trends of public opinion dissemination in social networks. Considering the fact that the dissemination of online public opinion is a dynamic process full of uncertainty and complexity, this study establishes a novel conformable fractional discrete grey model with linear time-varying parameters, namely the CFTDGM(1,1) model, for more accurate prediction of online public opinion trends. Design/methodology/approach: First, the conformable fractional accumulation and difference operators are employed to build the CFTDGM(1,1) model for enhancing the traditional integer-order discrete grey model with linear time-varying parameters. Then, to improve forecasting accuracy, a base value correction term is introduced to optimize the iterative base value of the CFTDGM(1,1) model. Next, the differential evolution algorithm is selected to determine the optimal order of the proposed model through a comparison with the whale optimization algorithm and the particle swarm optimization algorithm. The least squares method is utilized to estimate the parameter values of the CFTDGM(1,1) model. In addition, the effectiveness of the CFTDGM(1,1) model is tested through a public opinion event about “IG team winning the championship”. Finally, we conduct empirical analysis on two hot online public opinion events regarding “Chengdu toddler mauled by Rottweiler” and “Mayday band suspected of lip-syncing,” to further assess the prediction ability and applicability of the CFTDGM(1,1) model by comparison with seven other existing grey models. Findings: The test case and empirical analysis on two recent hot events reveal that the CFTDGM(1,1) model outperforms most of the existing grey models in terms of prediction performance. Therefore, the CFTDGM(1,1) model is chosen to forecast the development trends of these two hot events. The prediction results indicate that public attention to both events will decline slowly over the next three days. Originality/value: A conformable fractional discrete grey model is proposed with the help of conformable fractional operators and a base value correction term to improve the traditional discrete grey model. The test case and empirical analysis on two recent hot events indicate that this novel model has higher accuracy and feasibility in online public opinion trend prediction

Purchasing Family Homes: Feng Shui versus Sustainability
Feng Shui is an important element to be considered for purchasing real estate property for many Chinese families. The concepts of Feng Shui has been gradually adopted and accepted in the western world. It has been found that, in many perspectives, there are similarities between the concepts of traditional Chinese Feng Shui where harmony between environment, buildings and people are created; and western style of sustainability that focuses the harmonious relationship between human and nature. This paper reviews the Feng Shui elements considered by Chinese families and explores the main features considered by the Western families when purchasing a home. The results will be used as criteria for developing significant factors in future empirical study. Through case studies in Sydney, the findings will be compared and the elements that are similar or different will be discussed. The implications of the research will also be investigated
