Tuning of the Schottky barrier height in NiGe/n-Ge using ion-implantation after germanidation technique

No full text
In this paper, a method of ion-implantation after germanidation (IAG) has been presented to modulate the Schottky barrier (SB) heights on germanium substrates. Schottky diodes have been fabricated with improved rectifying current curves and larger I(on)/I(off) ratio up to 10(6). A relatively high effective electron barrier height for NiGe/n-Ge has been achieved by the BF(2)(+) IAG technique, which suggests a record-low effective hole barrier height of nearly 0.06 eV. The tuning of SB height can be mainly contributed to the effects of fluorine. In addition, there is a process temperature window between 350 to 450 degrees C for the drive-in annealing of IAG to obtain optimized SB heights. These results provide the design guidelines for the process integration of germanium based Schottky barrier source/drain metal-oxide-semiconductor field-effect transistors.http://gateway.webofknowledge.com/gateway/Gateway.cgi?GWVersion=2&SrcApp=PARTNER_APP&SrcAuth=LinksAMR&KeyUT=WOS:000276554600096&DestLinkType=FullRecord&DestApp=ALL_WOS&UsrCustomerID=8e1609b174ce4e31116a60747a720701Physics, AppliedSCI(E)EI11ARTICLE14null9

Investigation on Morphology and Thermal Stability of NiGe Utilizing Ammonium Fluoride Pretreatment for Germanium-Based Technology

No full text
In this letter, a novel ammonium fluoride pretreatment (AFP) method has been proposed to improve the morphology and thermal stability of NiGe on bulk germanium devices. The root mean square roughness of NiGe film has been obviously decreased using the AFP method, indicating more smooth and flat NiGe surfaces formed compared with samples by hydrochloric acid and hydrofluoric acid pretreatments. Also, the thermal stability of NiGe film has been enhanced, since uniform NiGe film can be formed at temperature as high as 600 degrees C. In addition, NiGe/n-Ge Schottky diodes have been fabricated to illustrate the benefits of AFP method in Ge-based devices. Better rectifying performance has been achieved using the AFP method from the benefit of suppressing reverse current about one order of magnitude, compared with the hydrochloric acid treated sample. Thus, both the material properties and electrical characteristics of NiGe film have been effectively improved by the simple AFP technique, revealing its potential for Ge-based process technology.http://gateway.webofknowledge.com/gateway/Gateway.cgi?GWVersion=2&SrcApp=PARTNER_APP&SrcAuth=LinksAMR&KeyUT=WOS:000288664800042&DestLinkType=FullRecord&DestApp=ALL_WOS&UsrCustomerID=8e1609b174ce4e31116a60747a720701Engineering, Electrical & ElectronicSCI(E)EI3ARTICLE4554-5563

Glutathione S-transferase M1 (GSTM1) and T1 (GSTT1) null polymorphisms and the risk of hypertension: a meta-analysis.

No full text
BackgroundSome studies have recently focused on the association between glutathione S-transferase M1 (GSTM1) and glutathione S-transferase T1 (GSTT1) null polymorphisms and hypertension; however, results have been inconsistent.ObjectiveIn order to drive a more precise estimation, the present systematic review and meta-analysis is performed to investigate the relationship between the GSTM1 and GSTT1 null polymorphisms and hypertension.MethodsEligible articles were identified by a search of several bibliographic databases for the period up to August 17, 2013. Odds ratios were pooled using either fixed-effects or random-effects models.ResultsRegarding the GSTM1 null/present genotype, 14 case-control studies were eligible (2773 hypertension cases and 3189 controls). The meta-analysis revealed that it might present a small increased risk for hypertension, although the effect was not statistically significant (odd ratio (OR) = 1.16, 95% confidence interval (CI): 0.96, 1.40; P = 0.002, I2 = 59.8%). Further subgroup analysis by ethnicity and control source suggested that the association was still not significant. Thirteen case-control studies were eligible for GSTT1 (2497 hypertension cases and 3078 controls). No statistically significant association was observed between the GSTT1 null genotype and hypertension risk (OR = 1.14, 95% CI: 0.85, 1.53; P = 0.000, I2 = 80.3%). Furthermore, stratification by ethnicity and control source indicated no association between the GSTT1 null genotype and hypertension risk. We further confirmed the association by sensitivity analysis. No publication bias was detected.ConclusionThis meta-analysis suggests that the GSTM1 and GSTT1 null polymorphisms are not associated with the risk of hypertension. Future large well-designed epidemiological studies with individual information, lifestyle factors, and environmental factors are warranted to validate the present findings

Relative power and sample size analysis on gene expression profiling data

No full text
Background: With the increasing number of expression profiling technologies, researchers today are confronted with choosing the technology that has sufficient power with minimal sample size, in order to reduce cost and time. These depend on data variability, partly determined by sample type, preparation and processing. Objective measures that help experimental design, given own pilot data, are thus fundamental. Results: Relative power and sample size analysis were performed on two distinct data sets. The first set consisted of Affymetrix array data derived from a nutrigenomics experiment in which weak, intermediate and strong PPARα agonists were administered to wild-type and PPARα-null mice. Our analysis confirms the hierarchy of PPARα-activating compounds previously reported and the general idea that larger effect sizes positively contribute to the average power of the experiment. A simulation experiment was performed that mimicked the effect sizes seen in the first data set. The relative power was predicted but the estimates were slightly conservative. The second, more challenging, data set describes a microarray platform comparison study using hippocampal δC-doublecortin-like kinase transgenic mice that were compared to wild-type mice, which was combined with results from Solexa/Illumina deep sequencing runs. As expected, the choice of technology greatly influences the performance of the experiment. Solexa/Illumina deep sequencing has the highest overall power followed by the microarray platforms Agilent and Affymetrix. Interestingly, Solexa/Illumina deep sequencing displays comparable power across all intensity ranges, in contrast with microarray platforms that have decreased power in the low intensity range due to background noise. This means that deep sequencing technology is especially more powerful in detecting differences in the low intensity range, compared to microarray platforms. Conclusion: Power and sample size analysis based on pilot data give valuable information on the performance of the experiment and can thereby guide further decisions on experimental design. Solexa/Illumina deep sequencing is the technology of choice if interest lies in genes expressed in the low-intensity range. Researchers can get guidance on experimental design using our approach on their own pilot data implemented as a BioConductor package, SSPA http://bioconductor.org/packages/release/bioc/html/SSPA.html

Investigation of Ageing Behaviour of Nitrile-Butadiene Rubber with Added Graphene in an Accelerated Thermal Ageing Environment

No full text
In this paper, the thermal ageing of nitrile-butadiene rubber (NBR) reinforced with different graphene (GE) concentrations has been investigated. NBR and NBR-GE composites were exposed to an accelerated thermal ageing environment produced by an air-circulating oven for seven days. The mechanical properties, chemical changes, and thermal stability of ageing samples and neat samples were evaluated. The results showed that the surface damage of NBR was severe and inhomogeneous, and the degree of ageing was most serious on the edge region of the voids, but NBR-GE composites were changed slightly before and after ageing. The tensile strength increased with the increase of GE concentration, up to a maximum value, and decreased with further increases in GE concentration. The GE embedded crosslinked network limited the segment movement of chains in the stretch direction and played a role in the composites properties, and the GE sheets (contained the functional groups of −OH, −C=O and C=C) after ageing. This behaviour may indicate greater interface adhesion between the GE and NBR. In addition, results obtained by thermogravimetric analysis (TGA) indicated that the thermal stability of NBR significantly changed with accelerated thermal ageing environment, but with addition of a certain amount of GE to NBR, the thermal stability of NBR could be improved. The NBR/GE composites exhibited good comprehensive performance with a mass fraction of GE of 10 %. Before and after the thermal ageing, the failure mechanism of NBR-GE composites appeared intergranular and ductile fracture, respectively
