    Scalable Neuron Circuit Using Conductive-Bridge RAM for Pattern Reconstructions

    A novel neuron circuit using a Cu/Ti/Al2O3-based conductive-bridge random access memory (CBRAM) device for hardware neural networks that utilize nonvolatile memories as synaptic weights is introduced. The neuronal operations are designed and proved using SPICE simulations with a Verilog-A device model based on the measured characteristics of the CBRAM device. The applicability of the neuron is demonstrated by constructing a neural network system and applying it to pattern reconstructions that can recall the original patterns from noisy patterns. With these CBRAM-based neurons, a reduction in the area and power of neuromorphic chips is expected in comparison with CMOS-only neuron implementations.1131sciescopu

    Gas Mask X is a 21-minute psychological genre, short narrative film by Yoon-ha Noh that was completed and premiered in November 2012. The film is about a character, Gas Mask X who carries the guilt and trauma about his mother and father\u27s deaths. Gas Mask X\u27s mother died when she was giving birth to him, and his father committed suicide in front of him when Gas Mask X was only 10 years old. His horrible memories have continually `suffocated\u27 him, so he has worn a gas mask since after the death of his father. Gas Mask X reveals how the main character has suffered and continues to suffer in his life and what he decides to do about this to end the suffering and redeem his innocence.     Optimization of Conductance Change in Pr1-xCaxMnO3-Based Synaptic Devices for Neuromorphic Systems

    The optimization of conductance change behavior in synaptic devices based on analog resistive memory is studied for the use in neuromorphic systems. Resistive memory based on Pr1-xCaxMnO3 (PCMO) is applied to a neural network application (classification of Modified National Institute of Standards and Technology handwritten digits using a multilayer perceptron trained with backpropagation) under a wide variety of simulated conductance change behaviors. Linear and symmetric conductance changes (e.g., self-similar response during both increasing and decreasing device conductance) are shown to offer the highest classification accuracies. Further improvements can be obtained using nonidentical training pulses, at the cost of requiring measurement of individual conductance during training. Such a system can be expected to achieve, with our existing PCMO-based synaptic devices, a generalization accuracy on a previously-unseen test set of 90.55%.     Statistical variability study of random dopant fluctuation on gate-all-around inversion-mode silicon nanowire field-effect transistors

    Random dopant fluctuation effects of gate-all-around inversion-mode silicon nanowire field-effect transistors (FETs) with different diameters and extension lengths are investigated. The nanowire FETs with smaller diameter and longer extension length reduce average values and variations of subthreshold swing and drain-induced barrier lowering, thus improving short channel immunity. Relative variations of the drain currents increase as the diameter decreases because of decreased current drivability from narrower channel cross-sections. Absolute variations of the drain currents decrease critically as the extension length increases due to decreasing the number of arsenic dopants penetrating into the channel region. To understand variability origins of the drain currents, variations of source/drain series resistance and low-field mobility are investigated. All these two parameters affect the variations of the drain currents concurrently. The nanowire FETs having extension lengths sufficient to prevent dopant penetration into the channel regions and maintaining relatively large cross-sections are suggested to achieve suitable short channel immunity and small variations of the drain currents.
