Asymmetric gate induced drain leakage and body leakage in vertical MOSFETs with reduced parasitic capacitance

    No full text
Vertical MOSFETs, unlike conventional planar MOSFETs, do not have identical structures at the source and drain, but have very different gate overlaps and geometric configurations. This paper investigates the effect of the asymmetric source and drain geometries of surround-gate vertical MOSFETs on the drain leakage currents in the OFF-state region of operation. Measurements of gate-induced drain leakage (GIDL) and body leakage are carried out as a function of temperature for transistors connected in the drain-on-top and drain-on-bottom configurations. Asymmetric leakage currents are seen when the source and drain terminals are interchanged, with the GIDL being higher in the drain-on-bottom configuration and the body leakage being higher in the drain-on-top configuration. Band-to-band tunneling is identified as the dominant leakage mechanism for both the GIDL and body leakage from electrical measurements at temperatures ranging from ?50 to 200?C. The asymmetric body leakage is explained by a difference in body doping concentration at the top and bottom drain–body junctions due to the use of a p-well ion implantation. The asymmetric GIDL is explained by the difference in gate oxide thickness on the vertical (110) pillar sidewalls and the horizontal (100) wafer surface

    Pasolini e i Carmina Burana

    No full text
The article aims to provide the genetic edition of Pasolini’s translations of two Carmina Burana (62 and 69), kept in some typewritten sheets in the Pier Paolo Pasolini collection of the “Alessandro Bonsanti” Contemporary Archive, Gabinetto G. P. Vieusseux of Florence. The commentary on the edition aims, first of all, to identify similarities and differences between these texts and the other translations of Greek and Latin classics composed by Pasolini, as well as to underline how they contribute to a better understanding of the relationship between the author and the medieval period. After a brief introduction on the only two Carmina Burana that the author has translated, Pasolini’s versions are analyzed in detail, so as to highlight their main characteristics: on the one hand, the desire to reproduce the metric and rhetorical elements of the original text; on the other, the tendency to innovate the lexicon and, consequently, the content of the poems, making them a place of free expression for the translator

Novel Test-Bench for UAV Inertia Measurement Employing Direct-Drive Motors

    No full text
A relevant task when testing the characteristics of a small-size Unmanned Aerial Vehicle (UAV) is to define its moments of inertia, useful to determine the aircraft dynamical model and to design the onboard control systems. Flight tests and empirical methods are typical to estimate the inertia of a UAV. However, these methods could be inaccurate, difficult to be performed, and safety issues may arise. This study proposes a test-bench specifically designed to compute the inertia tensor of a UAV, in a confined and safe space. An algorithm for the UAV tensor of inertia measurement is proposed, exploiting high performance direct-drive motors and absolute encoders. Simulations are conducted to verify the algorithm, and the results are compared with theoretical analysis
