Effect of carrier diffusion in oxidized vertical-cavity surface-emitting lasers determined from lateral spontaneous emission
The effect of carrier diffusion on threshold current is studied quantitatively for the oxide-aperturbed 780 nm vertical-cavity surface-emitting lasers (VCSEL) from the measured spontaneous emission, The oxide aperture size of 2-10 mu m is prepared and characterized, The diffusion coefficient of 4.6 cm(2)/s and the nonradiative recombination coefficient of 6.8x10(7)/s are obtained using the independence of the nonradiative recombination coefficient on the laser aperture size, The contribution of carrier diffusion loss is 42% of the threshold current for the 2 mu m VCSEL, The relative contribution of the diffusion becomes smaller for the larger devices as is expected. Author name disambiguation deals with clustering the same-name authors into different individuals. To attack the problem, many studies have employed a variety of disambiguation features such as coauthors, titles of papers/publications, topics of articles, emails/affiliations, etc. Among these, co-authorship is the most easily accessible and influential, since inter-person acquaintances represented by co-authorship could discriminate the identities of authors more clearly than other features. This study attempts to explore the net effects of co-authorship on author clustering in bibliographic data. First, to handle the shortage of explicit coauthors listed in known citations, a web-assisted technique of acquiring implicit coauthors of the target author to be disambiguated is proposed. Then, a coauthor disambiguation hypothesis that the identity of an author can be determined by his/her coauthors is examined and confirmed through a variety of author disambiguation experiments. Square-lattice photonic-crystal vertical-cavity surface-emitting lasers
The single mode square lattice photonic-crystal vertical-cavity surface-emitting lasers (PC-VCSELs) are proposed and demonstrated. Square-lattice photonic-crystal patterns of various lattice constants are introduced on top mirrors of VCSELs having two different current apertures. The maximum single mode output power of about 1 mW is obtained from the device with lattice constant of 5.0 mum and current aperture of 16 mum. The PC-VCSEL operates in a single transverse mode in an entire operating current range with a side-mode suppression ratio of over 20 dB. Intrinsic and Extrinsic Transcriptional Profiles That Affect the Clinical Response to PD-1 Inhibitors in Patients with Non–Small Cell Lung Cancer
Using a machine learning method, we investigated the intrinsic and extrinsic transcriptional profiles that affect the clinical response to PD-1 inhibitors in 57 patients with non-small cell lung cancer (NSCLC). Among the top 100 genes associated with the responsiveness to PD-1 inhibitors, the proportion of intrinsic genes in lung adenocarcinoma (LUAD) (69%) was higher than in NSCLC overall (36%) and lung squamous cell carcinoma (LUSC) (33%). The intrinsic gene signature of LUAD (mean area under the ROC curve (AUC) = 0.957 and mean accuracy = 0.9) had higher predictive power than either the intrinsic gene signature of NSCLC or LUSC or the extrinsic gene signature of NSCLC, LUAD, or LUSC. The high intrinsic gene signature group had a high overall survival rate in LUAD (p = 0.034). When we performed a pathway enrichment analysis, the cell cycle and cellular senescence pathways were related to the upregulation of intrinsic genes in LUAD. The intrinsic signature of LUAD also showed a positive correlation with other immune checkpoint targets, including CD274, LAG3, and PDCD1LG2 (Spearman correlation coefficient > 0.25). PD-1 inhibitor-related intrinsic gene patterns differed significantly between LUAD and LUSC and may be a particularly useful biomarker in LUAD
780nm oxidised vertical-cavity surface-emitting lasers with Al0.11Ga0.89As quantum wells
Low threshold vertical-cavity surface-emitting lasers with Al0.11Ga0.89As four quantum wells for 780nm wavelength emission are fabricated using aluminum oxide apertures. The fabrication process requires only single step mask alignment. The 3.4 mu m square laser exhibits a low threshold current of 200 mu A, which is more than an order of magnitude smaller than the previous values obtained at 780nm. Singlemode peak output power is 1.1mW. This 3.4 mu m laser is found to operate in the fundamental transverse mode over the complete operating current range. The 7.6 mu m square laser shows peak output power of 2.7mW
